Which course would be better among M.Tech, MCA and MBA after completing B.Tech in IT?

MCA is an equivalent degree to B.Tech IT. You will not gain any benefits by doing MCA after B.Tech IT. Therefore, you have only two choices in front of you for higher education i.e. either M.Tech or MBA. B.Tech IT is a sufficient qualification to start your IT career as Developer or tester. M.Tech will make you a specialist in chosen field and you can make a career as a high-end technologist. You may seek admission in M.Tech if you are a good programmer and technically inclined and want to grow as an architect and CTO etc. If you not very good at programming then you can choose MBA to become generalist and change stream. MBA is the best career option to change stream and also it provide multiple difference career opportunities. As an MBA, you will get higher salaries in comparison to M.Tech. However, nowadays salaries of technologists are increasing. Software Architect is paid very high salary. Also as an architect, you can drive technology initiatives of your organization and apply your creativity. Given a choice, I will prefer and recommend M.Tech over MBA as MBA can be done in the later stage of your professional career. However, you must choose any based on your interests and preferences to excel in professional career.
